Fig. 1 (a) bis (e) zeigt die Verfahrensschritte eines Ablaufs zur Herstellung eines Funktionselements, das auf einer Membran eines Siliziumsubstrats angeordnet ist, wie aus dem Stand der Technik bekannt.
Fig. 2 (a) bis (e) zeigt ein Ausführungsbeispiel eines erfindungsgemäßen Verfahrens zur Herstellung einer erfindungsgemäßen Vorrichtung.Fig. 1 (a) to (e) shows the process steps of a process for producing a functional element disposed on a membrane of a silicon substrate, as known from the prior art. Bezugnehmend auf Fig. 2 wird im Folgenden ein Verfahren zur Herstellung eines piezoakustischen Resonatorelements beschrieben. Gleiche Bezugszeichen wie in Fig. 1 bezeichnen entsprechende Teile.Referring to Fig. 2, a method of manufacturing a piezoacoustic resonator element will be described below. The same reference numerals as in Fig. 1 denote corresponding parts.
Zunächst wird in Schritt 20 eine Aluminiumschicht 21 mit einer Schichtdicke von 100 nm auf einem Siliziumsubstrat 22 abgeschieden. In Schritt 21 wird auf der Al- Schicht 21 mittel PE-CVD-Verfahren eine Si3N4-Schicht 23 bestehend aus mehreren in sich stresskompensierter Einzellagen abgeschieden, Fig. 2a. In Schritt 22 werden, wie in Fig. 2b gezeigt, eine Pt-Grundelektrode 13, eine AlN-Funktionsschicht 14 und eine Pt-Topelektrode 15 auf der Si3N4-Schicht 23 abgeschieden.First, in step 20, an aluminum layer 21 having a layer thickness of 100 nm is deposited on a silicon substrate 22. Mittels fotolithografischer Verfahren wird in Schritt 23 aus den Schichten 13, 14, 15 durch Mikrostrukturierung ein Dünnschicht Funktionselement 18 erstellt, Fig. 2c. Bei dem vorliegenden Ausführungsbeispiel handelt es sich um ein piezo- akustisches Resonatorelement (FBAR, Film BuIk Acoustic Wave- Resonator) 18. Nachfolgend wird in Schritt 24 auf der Rück- seite des Siliziumsubstrats 12 eine Hardmask 16 aufgebracht und strukturiert, vergleiche Fig. 2d.By means of photolithographic processes, a thin-film functional element 18 is created in step 23 from the layers 13, 14, 15 by microstructuring, FIG. 2c.
