Definitions
- the present invention relates to a non-volatile memory element and associated manufacturing methods and memory element arrangements, and in particular to a non-volatile memory element with a switching material in which at least two different conductivity states are realized after a formation step and switched on or in by applying predetermined programming voltages between the conductivity states can be switched several times.
- FIGS. 1A to IC show a simplified sectional view or simplified U-I characteristics of a generic non-volatile memory element, as is known, for example, from US Pat. No. 5,360,981.
- such a non-volatile memory element has a first electrode 1, a switching material 2 formed thereon and a second electrode 3, electrodes 1 and 3 being connected appropriately for applying a voltage and for generating an electric field E.
- the switching material 2 consists, for example, of a hydrogen-saturated amorphous silicon semiconductor material (hydrogenated amorphous silicon) which has a p-type doping.
- an electrically conductive material and preferably Cr is used for the first electrode 1.
- By suitable selection for the second electrode 3 one obtains either an analog switching behavior for the switching material 2 or a digital switching behavior. If V, Co, Ni and Tb are used, analog switchover behavior is obtained according to FIG.
- a linear UI characteristic curve that is initially present is only converted into a memory characteristic curve range according to FIG. IC by applying a forming voltage F A.
- a characteristic field K A generated in the switching material 2 which has non-volatile memory properties and, for example, the two conductivity states or characteristic branches shown in FIG. IC, ON and OFF.
- the characteristic field K A shown in FIG. 1C hydrogen-saturated amorphous silicon with p-doping was used as the electrode material Cr and as the switching material 2.
- a switching material 2 having the conductivity state ON can be reprogrammed by applying a programming voltage V.sub.oesch of approximately 2.5 volts, as a result of which the conductivity state or Characteristic branch ON switches to the further conductivity state or characteristic branch OFF.
- V SC hr e ⁇ b of, for example, -3 V
- the conductivity state ON can again be generated in the switching material 2.
- the respective reading voltages V reading below the programming voltages and, according to FIG. IC having, for example, 1 volt. Since the characteristic field K A or the conductivity states ON and OFF, once programmed, do not change in such switching materials 2, a non-volatile memory element is thus obtained by evaluating an associated reading current.
- FIG. 2A shows a simplified sectional view of a further conventional non-volatile memory element, the switching material, however, consisting of a multiple layer sequence. More specifically, for example, a p-doped hydrogen-saturated amorphous silicon 2A is formed on a first electrode 1, the surface of which is followed by an n-doped hydrogen-saturated amorphous silicon layer 2B. For the second electrode 3, the switching material 2 also has an undoped, again hydrogen-saturated, amorphous silicon, as a result of which a so-called p-n-i structure is obtained.
- non-volatile memory elements have the advantage that the electrode materials are less critical, in particular for p-doped semiconductor materials, but the voltages for the necessary formation step are even higher than with the switching material according to FIG. 1A, which is why they have so far been used for mass production of non-volatile memories were not considered.
- FIG. 2B shows a simplified characteristic field K A again after a formation step has been carried out, which results in improved programming due to the higher distance between the different conductivity states ON and OFF.
- the invention is therefore based on the object of creating a non-volatile memory element and associated production methods and memory element arrangements with which integration into conventional semiconductor circuits can be implemented.
- the invention is based on the object of optimizing the formation step necessary to form the non-volatile memory behavior.
- this object is achieved with regard to the non-volatile memory element by the features of patent claim 1.
- this object is achieved by the measures of claim 8 and with regard to the memory element arrangements, this object is achieved by the features of claims 22 to 24.
- the - but very high - voltages necessary for the formation step can be significantly reduced, as a result of which these memory elements are used for the first time with conventional semiconductor circuits such as e.g. CMOS circuits can be linked or combined.
- the field amplifier structure provides a protrusion of the electrodes protruding into the switching material, e.g. a tip, corner or edge, with an angle preferably ⁇ 90 degrees.
- a protrusion of the electrodes protruding into the switching material e.g. a tip, corner or edge, with an angle preferably ⁇ 90 degrees.
- necessary field peaks or field elevations can be formed particularly easily in integrated non-volatile memory elements.
- the switching material preferably consists of a hydrogen-saturated amorphous semiconductor material, whereby also Multi-layer structures can be used, and the electrodes are preferably made of metallic materials.
- a recess is formed in an auxiliary layer and this recess is filled with a first electrically conductive material to form the first electrodes, as a result of which the field amplifier structure can be formed particularly easily in subsequent steps.
- the electrically conductive material is preferably deposited in such a way that an adapted depression results in the region of the depression, the electrically conductive material being conformally etched back at least up to the surface of the auxiliary layer by means of an anisotropic etching method and the auxiliary layer essentially being etched back up to the surface by means of an anisotropic etching method Bottom area of the adapted recess is etched back. In this way, sharp peaks are formed on the first electrode, which lead to the desired field increase and thus to a reduction in the formation voltage.
- the electrically conductive material can also be re-formed at least to the surface of the auxiliary layer by means of a polishing process and the auxiliary layer can be etched back by a predetermined amount by means of a subsequent selective etching process, which in turn gives very sharp edges or corners on the first electrode which are used for desired field reinforcement or field increase.
- At least a predetermined amount of the electrically conductive material in the depression can be removed by means of an etching method, and then a thin conformal electrically conductive layer can be formed in such a way that an adapted depression in the The area of the depression is created and finally the electrically conductive layer is etched back at least to the surface of the auxiliary layer by means of an anisotropic etching method or by means of a spacer method.
- a field amplifier structure or field increase in the electrical field of the switching material caused by the spacer structure is again obtained, whereby the necessary formation voltages can be significantly reduced.
- the non-volatile memory elements are arranged in a matrix and controlled via bit lines arranged in a column and word lines arranged in a cell, a respective first electrode of the memory element being electrically connected to a respective word line formed in a semiconductor substrate directly via an ohmic junction or a diode junction, and one respective second electrode for forming a respective bit line is structured in strips on the surface of the semiconductor substrate.
- a selection transistor with a word line serving as a control layer and a bit line serving as a first source / drain region can be formed in the semiconductor substrate in a memory element arrangement for each nonvolatile memory element, a second source / drain region of the selection transistor being electrically connected to a respective first electrode of the memory element connected is.
- This also gives a novel and highly integrated non-volatile memory element arrangement.

- FIGS. 10A and 10B show a simplified equivalent circuit diagram of a memory element arrangement and a simplified sectional view of an associated non-volatile memory element according to an eighth exemplary embodiment.
- the invention is described below on the basis of a simplified non-volatile memory element on the basis of a memory element according to FIG. 1A, the same reference symbols denoting identical or corresponding layers or elements and a repeated description being dispensed with below.
- the switching material 2 can also have a multilayer structure in the same way, in particular amorphous semiconductor materials with different doping.
- the non-volatile memory element SE again consists of a switching material 2 and two electrically conductive electrodes 1 and 3 applied to the switching material 2, to which an electrical voltage is applied and an electric field E can be generated in the switching material 2.
- the switching material 2 in turn has the special properties, with at least two different conductivity states prevailing after a formation step, between which by switching set predetermined programming voltages can be switched repeatedly.
- Hydrogen-saturated amorphous silicon or a corresponding multilayer structure is preferably used as the switching material 2, the amorphous silicon being prepared, for example, by means of the so-called glow discharge method (Glow Discharge Technique).
- the first electrode 1 and the second electrode 3 consist of a suitable electrically conductive material, which preferably has a metal.
- At least one of the electrodes 1 or 3 has at least one field amplifier structure 4 for amplifying a field strength of the electric field E in the switching material 2.
- a tip 4 is therefore formed on the first electrode 1 as a field amplifier structure, which leads to a substantial amplification of the electric field E prevailing in the switching material 2.
- This field strengthening results in field peaks in the switching material 2, which in particular have a favorable influence on the formation step mentioned at the beginning.
- the formation voltage F A that is usually necessary is shifted from approximately -20 V to, for example, a reduced formation voltage F B of, for example, -5 V, which means that enters a voltage range such as is available, for example, in conventional CMOS semiconductor circuits.
- the field amplifier structure 4 formed in the non-volatile memory element makes it possible for the first time to integrate this component with conventional semiconductor components which operate in a voltage range below 10 volts and preferably below 5 volts. Control circuits for the necessary Operating voltages can thus be simplified and power consumption can be significantly reduced.
- the non-volatile memory element SE or its switching material 2 has a modified characteristic field K B after the formation step, which now has a significantly lower formation voltage F B.
- K A also represents a characteristic field according to the prior art.
- the field amplifier structure 4 formed on the first electrode 1 not only reduces a forming voltage, but also changes a characteristic field of the switching material 2 or of the non-volatile memory element SE. More specifically, due to the one-sided field strengthening, the characteristic field from K A to K B is compressed in the negative stress range, while it is stretched in the positive stress range due to the opposite sign.
- FIGS. 4A and 4B show a simplified sectional view and an associated U-I characteristic field according to a second exemplary embodiment, the same reference symbols denoting identical or corresponding elements or layers, and a repeated description is dispensed with below.
- a tip 4A is now not only formed on the first electrode 1, but also on the second electrode 3 a corresponding tip 4B opposite the tip 4A as a field intensifier structure, as a result of which field amplification in both directions, ie positive and negative voltage, is generated can be.
- This field amplifier structure 4A and 4B in the non-volatile memory element SE reduces the formation voltage, and according to FIG. 4B there is now also a compression of the characteristic fields from K A to K B in the positive voltage range.
- the field amplifier structure also provides an adaptation of the characteristic field and, in particular, a reduction in the necessary write and erase voltages. In this way, completely new types of non-volatile memories can be realized with significantly reduced operating voltages and greatly improved power and power consumption.
- a tip was formed on the first electrode 1 and / or the second electrode 3 as a field amplifier structure.
- other projections of the electrodes 1 and 3, such as e.g. trained corners or edges are used as field amplifier structures, provided that they protrude into the switching material 2 and at least locally strengthen a field strength of the electric field E.
- an angle of the tips, corners or edges in electrodes 1 and 3 has an acute angle, i.e. an angle of ⁇ 90 degrees, making local field peaks particularly easy to implement.
- the methods described below are particularly suitable for particularly simple and inexpensive implementation.
- FIGS. 5A to 5E show simplified sectional views to illustrate essential method steps in the production of a non-volatile memory element in accordance with a third exemplary embodiment, the same reference symbols denoting identical or corresponding elements or layers and a repeated description being omitted below.
- an auxiliary layer I is first formed on a carrier material T and an indentation V is created therein.

- a chemical deposition process (CVD, Chemical Vapor Deposition) of a metal such as e.g. Tungsten is carried out on the surface of the auxiliary layer I in such a way that in the region of the recess V there is now an adapted recess VV in the deposited material 1.
- CVD Chemical Vapor Deposition
- a material from the above-mentioned table can also be selected or otherwise formed as the electrically conductive material for the first electrode 1.
- the electrically conductive material 1 becomes conformal at least up to the surface of the auxiliary layer I, i.e. formed back to the same extent to the initial surface, an anisotropic etching process in particular being carried out as the etching back step and thus resulting in the structure shown in FIG. 5C for the first electrode 1.
- the adjusted depression VV is therefore adopted unchanged or transformed into depression V.
- the auxiliary layer I is then reformed in such a way that the tips 4A result as a field amplifier structure in the first electrode 1 and protrude sufficiently beyond the auxiliary layer I.
- the auxiliary layer is preferably etched back essentially up to a height of the bottom region of the adapted depression VV, as a result of which an optimized formation of the tips or corners or edges (in the case of a trench) is obtained.
- This regression The process of the auxiliary layer I is in turn preferably an anisotropic etch-back step selective to the material of the first electrode 1.

- a deposition of hydrogen-saturated amorphous silicon or a corresponding multilayer is preferably carried out here.
- a second electrically conductive electrode 3 is formed on the surface of the switching material 2, the materials listed in the table above being again in principle available. Depending on a particular application, planarization and / or structuring of the second electrically conductive electrode 3 can subsequently be carried out.
- the second electrode 3 is formed by depositing a metal-containing layer.
- FIGS. 6A to 6C show simplified sectional views of essential method steps in the production of a non-volatile memory element according to a fourth exemplary embodiment, the same reference symbols denoting the same layers or elements as in FIGS. 1 to 4 and a repeated description being dispensed with below.
- a planarizing method is first used to re-form the electrically conductive material 1 at least up to the surface of the auxiliary layer I. carried out.
- Chemical-mechanical polishing (CMP) of the tungsten layer 1 is preferably carried out, as a result of which the sectional view shown in FIG. 6A is obtained.
- the auxiliary layer I is then re-formed by a predetermined amount d1, a selective etching-back step being carried out, for example, to expose the first electrode 1 and the edges 4A formed therein as a field amplifier structure.
- a switching material 2 is again formed on the surface of the auxiliary layer I and the first electrode 1 and finally the second electrically conductive electrode 3 is formed thereon, as a result of which a non-volatile memory element with reduced formation voltages is obtained.
- the field amplifier structures are located in the right-angled edges 4A of the first electrode 1.
- FIGS. 7A to 7D show simplified sectional views to illustrate essential method steps in the production of a non-volatile memory element according to a nem fifth embodiment, the same reference numerals designating the same layers or elements as in Figures 1 to 6 and a repeated description is omitted below.
- a predetermined amount (d2) of the electrically conductive material 1 of the first electrode in the depression V is first removed.
- a conventional etching method is preferably used for etching back the electrically conductive layer 1.
- a thin conformal, electrically conductive layer is then formed in such a way that an adapted depression VV remains in the area of the depression V.
- it is conformal, i.e. with the same thickness to the reference surface, formed layer of the same material as the first electrically conductive material 1, but other electrically conductive materials can also be applied and this results in a multi-layer structure for the first electrode.
- the conformally formed electrically conductive layer or the underlying electrically conductive layer is subsequently re-formed or etched back at least to the surface of the auxiliary layer I by an anisotropic etching method, as a result of which the tips 4A are obtained.
- Conventional spacer methods in FIGS. 7B and 7C are preferably carried out to form the tips 4A in the first electrode 1.
- FIG. 7D the process sequence described in FIGS. 6B and 6C again takes place, the auxiliary layer I being etched back essentially to the bottom region of the adapted depression VV, for example by means of an anisotropic etching process, and then the switchover material layer 2 and the second electrode 3 are formed.
- the switchover material layer 2 and the second electrode 3 are formed.
- non-volatile memory element SE with field amplifier structures can be created with very simple production steps, as a result of which so-called formation voltages in particular can be significantly reduced.
- Typical memory element arrangements are listed below by way of example, which can be formed with the above-described non-volatile memory elements for realizing a non-volatile memory.
