従来、 夕一ゲツ トから発生するパーティクル量を低減する目的で、 夕一ゲッ ト の組織を微細化し、 かつ高密度化する方法として、 下記に示すような製造方法が 各種提案されている。
例えば、 特開昭 6 1 - 1 7 9 5 3 4号公報では、 高融点金属 (M) 成分と S i 成分よりなる仮焼結体に溶融 S iを含浸させる方法によって高密度タ一ゲッ トを 得ることが開示されている。 その場合、 S iの連続マトリックス中に、 球状ある いは楕円状で粒径 5〜 5 0 0 μ πιの M S i 2 が分散した組織となり、 炭素や酸素 の不純物含有量は 5 0 p p m以下となっている。
一方、 特開昭 6 3 - 2 1 9 5 8 0号公報では、 高融点金属 (M) と S iの混台 粉末を高真空中でシリサイ ド反応させて仮焼結体を形成後、 熱間静水圧プレス焼 結する方法によって高密度タ一ゲッ トを得ることが開示されている。 その場合、 M S i 2 の最大粒径が 2 0 // m以下、 遊離 S iの最大粒径が 5 0 以下の微細 構造となっている。 このタ一ゲッ トは、 微細な M S i n 粒子と遊離 S i粒子とが 相互に分散した混合組織を有し、 酸素含有量が 2 O O P p m以下に設定されてい る。 このターゲッ トによれば酸素含有量が低く抑制されているため、 成膜のシ一 ト抵抗値を低減することが可能となる。
さらに、 特開昭 6 3 - 1 7 9 0 6 1号公報あるいは特開昭 6 4— 3 9 3 7 4号 公報では、 高融点金属 (M) と S iの混合粉末を高真空中でシリサイ ド反応させ て焼結体を形成後、 それを粉砕し、 組成調整用シリサイ ド粉末を加えてホッ トプ レス焼結する方法によって高密度で S iの凝集を抑制したターゲッ トを得ている o
しかしながら、 仮焼結体に溶融 S iを含浸させる方法の場合は、 溶融 S iを用 いるために炭素や酸素などの不純物含有量は大幅に低下して高密度のターゲッ ト が得られる力、 仮焼結体に含浸させた S iが連続的に存在してマトリックスを形 成することと、 仮焼結体中に存在する大きな空孔に S iが含浸して粗大な S i部 分を形成するため、 スパッタ中に発生する熱応力により、 金属珪化物に比べて強 度的に弱い S iが破損し、 しかも S iが連続的に存在しているためにターゲッ ト 全体としての強度が未だ不充分であり、 その結果、 金属珪化物が脱落し、 パーテ ィクルが非常に多く発生するということを本発明者らが発見した。
また、 粉砕した S i粉末を用いて仮焼結体を形成した後、 仮焼結体を粉砕せず にそのままプレス焼結させる方法の場合、 微細な組織で高密度の夕一ゲッ トが得 られるものの、 S iの粉砕工程で混入汚染した炭素が除去されずにターゲッ ト中 に残存するため、 スパッタ中に炭素の多い部分において、 スパッタ粒子が充分に 飛散せずにパーティクルの発生を誘起することと、 膜中に取り込まれた炭素の部 分はエツチング性が悪く、 エツチング残渣や配線の断線を引き起こすという問題 があることを本発明者らが発見した。
さらに、 粉砕した S i粉末を用いて焼結体を形成した後、 焼結体を粉砕して組 成調製用のシリサイ ド粉末を加えてホッ トプレス焼結させる方法の場合、 微細組 織で高密度のターゲッ トが得られるが、 2つの粉砕工程により、 炭素による原料 の汚染量が増加すると共に原料中に混入する酸素量も増加してパーティクルの発 生量が多くなり、 膜中に取り込まれた酸素で抵抗が増大するという問題があるこ とも本発明者らが発見した。
一方、 密度比が 9 9 %以上となる高密度のターゲッ トの場合においても、 ある 種の不純物の影響によってパーティクルの発生量が増加したり、 成膜のエツチン グ処理によって配線パターンを形成する際に、 不良品が急増することが本発明者 らの実験により確認されている。
従来、 この種のスパッタリング夕一ゲッ トとしては、 形成するシリサイ ド膜の 組成の制御が容易である点に着目して、 粉末焼成法で製造されたものが一般的に 使用されている。 すなわち従来の金属シリサイ ド製夕ーゲッ トは、 タングステン , モリプデン等の金属粉 (M) とシリコン粉 (S i ) とを反応合成して得た金属 珪化物 (以下 M S i 2 と記す) を S i とともにホッ トプレスあるいは熱間静水圧 プレスする方法 (特開昭 6 1 - 1 4 1 6 7 3号公報、 特開昭 6 1 - 1 4 1 6 7 4 号公報、 特開昭 6 1 - 1 7 8 4 7 4号公報等) 、 またはシリサイ ド仮焼結体に S iを含浸させる方法 (特開昭 6 1— 5 8 8 6 6号公報等) により得られている。 し力、し、 上記の従来の方法のうち、 前者の方法の場合にあっては、 合成 M S i 2 粉末に S i粉末を加えて焼結体を製造するため、 例えば組成 M S i。 9 〜 M S i。 9 の焼結体では S i相の占容積率は 8 %〜 2 5 %の範囲となり、 M S i 2 相と比較 して非常に少なくなる。 従って、 粉砕により得られた角張った M S i 2 粒子の周 囲にくまなく S Γ相を行き渡らさせるのは、 加圧焼結に拠ったとしても必ずしも 容易でない。 そのため、 大きさの異なる角張った M S i o 同士の凝集部、 局所的 な S i相の存在など、 欠陥のある不均一な組織を有する夕ーゲッ トとなる。
—方 M S i 2 相の融点は金属 Mの種類によって大きく異なる。 例えば W S i 2 , M o S i 2 , T i S i 2 , T a S i 2 の融点はそれぞれ 2 1 6 5。C, 2 0 3 0 °C, 1 5 4 0 °C, 2 2 0 0 °Cである。 このような融点が大きく異なる M S i 2 相 と、 融点が 1 414°Cの S i相とを共晶温度以下で加圧焼結するため、 熱的に安 定な MS i 2 の粒子間では焼結は進まず、 このため粒子間の結合強度は弱くて破 壌し易く、 ポアが残存して緻密化が不十分となる。
このようなターゲッ トを用い、 スパッタリングによりシリサイ ド膜を形成した 場合、 スパッタ時の A rイオンの照射エネルギーにより粒子間の結合が切れ、 夕 ーゲッ トのスパッタ面から前記欠陥部を起点として破壊、 欠落してパーティクル が発生する。
特に高密度集積回路等において、 その集積度が 4 Me g aから 1 6Me g aと 上昇するに従って電極幅や配線間隔は微細化するため、 上記のような堆積膜中に 混入するパーティクルは製品歩留りを急激に低下させることになる。
一方、 前述した後者の従来方法の場合においては、 所定密度に制御したシリサ ィ ド仮焼結体に溶融 S iを含浸させてターゲッ トの組成を制御している。 しかし ながら、 M粉末と S i粉末とのシリサイ ド反応により MS i 2 を合成して所定密 度の仮焼結体を製作したり、 あるいは MS i 9 粉末を用いて、 そのプレス成形体 の焼結により所定密度の仮焼結体を作成する場合、 処理温度や時間、 プレス圧力 によって密度が異なるので、 目標組成の夕一ゲッ トを得ることは非常に困難であ さらに本発明者らの知見によれば、 原料粉末の MS i 2 と S i としては一般に 高純度品を用いるため、 ターゲッ トの MS i 2 相と S i相の境界に不純物が拡散 して集まることがなく、 そのため MS i 9 相と S i相および MS i„ 相同士の界 面結合強度は弱い状態にある。
し力、も、 MS i n 相と S i相との電気抵抗差が極めて大きいため、 スパッタリ ング操作が不安定になるという問題もある。 すなわち MS i 2 相としての WSi2 , Mo S i 2 , f i S i 2 , T a S i 2 の電気抵抗はそれぞれ 70, 1 00, 1 6, 45 Ω · cmと小さい一方で、 S i相のそれは 2. 3 X 1 010 μ Ω · cmと極 めて大きい。 そのうえ MS i 9 相と S i相の境界には界面層も存在しないので、 境界部では電気抵抗は急激に変化する。 特に後者の方法によつて製造したターゲ ッ トの組織は、 高抵抗の S i相と低抵抗の MS i 2 相が直に接した状態となる。 したがって、 このようなターゲッ トを用いてスパッ夕した場合、 ある電圧以上 で M S i 2 相と S i相の絶縁破壊が不可避的に生じ、 急激に電流が流れるように なる。 つまり、 ある一定以上の電圧になると放電が発生することにより、 界面強 度の弱い M S i 2 粒子あるいは S i相の一部分が脱落してパーティクルとなって 発生するものである。
本発明は上述した点を考慮してなされたものであり、 パーティクルの発生を実 質的に防止でき、 良質の薄膜を形成できる高品質のスパッタリングタ一ゲッ トな らびにその製造方法を提供することを目的とする。 発明の開示
本発明に係るスパッタリングターゲッ トは、 金属珪素化物 (化学量論組成が M S i 2 、 但し Mは金属) が連鎖状に結合して金属珪化物相が形成され、 珪素粒 子が結合して形成された珪素相が上記金属珪素化物相の間隙に不連続に存在する 微細な混合組織を有し、 炭素含有量が 1 0 0 p p m以下であることを特徴とする さらに、 混合組織断面 1 蘭2 内に粒径 0 . 5〜3 0 の金属珪化物が 4 0 0 〜 4 0 0 X 1 0 4 個存在し、 S iの最大粒径が 3 0 m以下である。
また金属珪化物の平均粒径は 2〜1 5 /z mである一方、 珪素の平均粒径は 2〜 1 0 μ πιである。
ここでいう粒径とは、 粒子に外接する最少円の直径である。
さらにターゲッ 卜の密度比は 9 9 %以上であり、 酸素の含有量は 1 5 0 p p m 以下に設定される。
また、 金属珪化物の金属 (M) は、 タングステン, モリプデン, チタン, ジル コニゥム, ハフニウム, ニオブ, タンタル, バナジウム, コバルト, クロムおよ び二ッケルから成る群より選択された少なく とも一種である。
また金属珪素化物と珪素相との境界に界面層を形成するとよい。 この場合にお いて、 界面層の厚さは 1 0 0〜1 0 0 0 O Aに設定するとよい。
また、 珪素相がホウ素, リン, アンチモンおよびヒ素から成る群より選ばれた 元素を少なくとも 1種と不可避的元素を含有し、 かつ電気抵抗率が 0 . 0 1〜1 0 0 Ω · cmである。 さらに、 本発明に係るスパッタリングタ一ゲッ 卜の製造方法は、 金属珪化物 ( 化学量論組成が M S i 2 、 但し Mは金属) が連鎖状に結合して金属珪化物相が形 成され、 珪素粒子が結合した珪素相が上記金属珪化物相の間隙に不連続に存在す る微細な混合組織を有し、 炭素含有量が 1 O O p p m以下であるスパッタリング 夕ーゲッ トの製造方法であって、
I . 金属粉末 (M) と珪素粉末 (S i ) とを S i ZM原子比で 2. 0〜4 . 0 になるように混合して混合粉末を調製する工程、
Π . 前記混合粉末を成形用型に充填し、 高真空中で低温加熱して炭素および酸 素を低減する工程、
m. 高真空中、 低プレス圧力下にて混合粉末を加熱して金属珪化物の台成と焼 結をする工程、 および、
IV. 高真空中あるいは不活性ガス雰囲気中、 高プレス圧力下にて共晶温度直下 の温度に加熱して緻密化する工程、 とを具備する。
また金属粉末 (M) として最大粒径 1 0 m以下の高純度金属粉末を使用する とともに、 珪素粉末 (S i ) として最大粒径 3 0 m以下の高純度珪素粉末を使 用するとよい。
また金属粉末とシリコン粉末との混合粉末を反応溶融焼結させ、 シリサイ ド合 成、 焼結および緻密化を同時に行なうことを特徴とする。
さらに上記反応溶融焼結はホッ トプレス法または熱間静水圧プレス法を用いて 実施するとよい。
本発明者らは、 焼結合金製の金属シリサイ ドタ一ゲッ トのパーティクル発生原 因を多方面から分析し、 その分析結果から得た知見に基づいて本願発明を完成さ せた。 つまり、 従来、 粉末焼結法で製造した高融点金属シリサイ ドターゲッ トの パーティクルは、.ターゲッ ト中に存在するポア (空孔) 部分に異常放電が発生し 、 そのためポアの周辺部分が欠損してパーティクルが誘起されるものであるとの 判断から、 ポアをなるベく少なくするために、 ターゲッ トの密度を上げる数々の 工夫が前記のようになされてきている。
しかし、 本発明者らは、 高融点金属シリサイ ドターゲッ トのパーティクル発生 源を鋭意検討した結果、 ポアに起因するパーティクル以外に、 熱応力の作用によ るエロ一ジヨン S i部の欠落、 M S i 2 相と S i相との間におけるスパッ夕レー ト差による M S i 2 相の脱落であることを発見した。 すなわち、 高速の A rィォ ンが連続的に照射されて昇温しているターゲッ ト表面をその裏面から冷却してい るため、 タ一ゲッ ト表面には肉厚方向の温度差ゃタ一ゲッ 卜の熱変形によって発 生した熱応力が作用し、 その結果、 M S I 相に比べて強度的に弱い S i相が破 壊され、 その脱落片がパ一ティクルとなる。 特に S i相のエロージョン面は、 平 滑な面を呈している M S i 2 相に比べて凹凸状態が激しく、 突出部分が熱応力あ るいはスバッタサイクルで生ずる変動応力の作用によって欠落し、 パーティクル が発生し易い状態になっている また、 M S i 2 相に比べて S i相がスパッ夕リ ングにより優先的にエロ一ジョンされるため、 連続した S i相に M S i 2 相が存 在した場合、 S i相のエロージョンに伴い M S i 2 相の拘束力が低下し、 単独あ るいは複数個結合した M S i 2 相が脱落してパーティクルとなる。
したがって、 破壊し易い S i相を微細化すると共に、 微細な M S i 2 が連鎖状 に結合してその間隙に S iが不連続に存在する混合組織にすれば、 熱応力の作用 によるエロ一ジョン S i部の欠落や M S i 2 相と S i相のスパッタレ一ト差によ る M S i 2 相の脱落で発生するパーティクルを実質的に抑制することができるこ とを本発明者らは見出した。
また、 本発明者らは、 他のパーティクル発生源として、 ターゲッ ト中に混入し た炭素に着目した。 すなわち、 スパッタリング操作後において、 ターゲッ トのェ ロージョン面を拡大観察したところ、 炭素によつて汚染した部分は良好に飛散せ ずにエロージョン面に突起状に残存し、 その結果、 その部分でプラズマ放電が不 安定となり、 異常な放電を繰り返してパーティクルの発生を引き起こすことを発 し/
また本発明者らはターゲッ トに含有される炭素量の多少が、 スパッタリングに よつて形成したシリサイ ド薄膜のェッチング性にも大きく影響することを実験に より確認した。 すなわち炭素は S i成分と化合して電気絶縁性が高い S i Cを生 成し易い。 この S i Cの生成および成膜への混入は、 成膜のエッチング性を急激 に低下せしめる。 すなわち薄膜を形成した基板をエッチングして集積回路 (I C ) の回路パターンを形成するために、 フォ トレジス トを塗布した基板に露光装置 で回路パターンを焼き付け所定の薬品で現像処理する際に、 S i Cが残渣として 残る割合が増加する。 その結果、 回路パターンの不良および回路の断線が急増し てしまう。
またシリサイ ド膜中にパーティクルとして混入した炭素皮膜は、 他の領域と比 較して光反射率が異なり露光を受け易い。 そのため膜表面に光反射率が局部的に 異なる領域が形成されるため、 均一で高精度な回路パターンを形成することが困 難になる。
さらに本発明者らは、 他のパーティクル発生源として、 M S i 2 相および S i 相に生じる隆起部に着目した。 すなわち従来製法によって製造した金属シリサイ ドターゲッ トのエロージョン面を走査型電子顕微鏡 (S E M) で拡大観察したこ とろ、 第 1 1 A〜1 1 B図および第 1 2 A〜l 2 B図に示されるように粗大な M S i 2 相および S i相には、 微小な隆起部 3が多数存在することが判明し、 この 隆起部 3と発生するパーティクルの間に密接な関係があることを発見した。
また、 更に検^ fしたところ、 この隆起部は夕一ゲッ トの M S i 2 相と S i相の 粒径を小さくすることによって減少し、 特に M S i 9 相の最大粒径を 1 0 ^ m以 下、 S i相の最大粒径を 2 0 m以下にすることにより、 パーティクルの発生を 実質的に抑制できることを見出した。
また、 本発明者らは、 微細な組織を有し、 炭素含有量が少なく、 かつ高密度の 夕一ゲッ トを得るために鋭意研究を進めた結果、 微細な M粉末と S i粉末との混 合粉末を成形用型内に充填し、 これを高真空中で加熱保持した後、 低ブレス圧力 下にてシリサイ ド反応させて金属珪化物を合成し、 次に高プレス圧力下にて焼結 することにより、 S i揮散が顕著になる 1 3 0 0 °Cより低い温度で S i表面の炭 素と酸素が反応し、 C Oまたは c o 2 状態になり炭素および酸素の含有量が減少 すること、 S i表面の酸素が S i 0または S i 0 2 にガス化して酸素の含有量が 減少すること、 金属 (M) が全て微細 M S i 2 化すること、 微細 M S i 2 が連鎖 状に結合してその間隙に S iが不連続に存在する混合組織が得られること、 共晶 温度直下の温度でポアの消失と緻密化が促進することを見出し、 本発明を完成さ せた。
さらに M S i 2 相と S i相との境界面にホウ素 (B ) , リン (P ) , アンチモ ン (S b) およびヒ素 (As) から成る群より選ばれた元素を少なく とも 1種と 不可避的元素を含有した界面層を設け、 相同士の結合力を強化するとともに電気 抵抗の急激な変化を阻止することによつてもパーティクルの低減が実現できるこ とを見い出した。
ここでターゲッ トの構成成分となる金属 (M) としては、 モリブデン (Mo) , タングステン (W) , チタン (T i ) , ジルコニウム (Z r) , ハフニウム ( Hf) , ニオブ (Nb) タンタル (Ta) , バナジウム (V) , コバルト (C o) , クロム (C r) およびニッケル (N i ) 等の、 比抵抗の小さい金属シリサイ ド 薄膜の形成が可能な金属が単独または 2種以上併用して使用されるが、 特に、 M 0 , W, T i , Z r, H f, N bおよび T a等の高融点金属が好ましい。
これらの金属は従来の電極配線材と比較して、 比抵抗が小さく、 高温における 耐腐食性が高いため、 そのシリサイ ドを半導体の電極配線に用いると、 半導体装 置における演算の高速化が可能となり、 また半導体製造時における薬品による腐 食や高温処理による酸化を受けにくいという利点を有する。
本発明に係るスパッタリングターゲッ トは、 原料粉末の粒径、 加熱温度、 プレ ス圧力の三要素を制御することにより、 混合組織断面 1腿2 内に粒径 0. 5〜3 0 の MS i 2 相が 400〜400x l 04 個均一に存在する混合組織となり 、 また、 平均粒径 2〜15 jt/mの MS i 2 相と平均粒径 2〜10; amの珪素相と が分散した微細組織となる。
また S i原料中に含有される B, P, Sb, A sおよび不可避的元素である F e, N i, C r, A 1などの元素がシリサイ ド合成時に MS i 2 相と S i相の境 界に拡散移動して界面層を形成し、 両者の界面結合力を強化する。
本発明は、 上記知見に基づいて完成されたものである。
以下、 本発明の構成をさらに詳細に説明する。
Mと S iの混合粉末に適当な圧力を加えて加熱すると、 S iは軟化するととも に Mと反応して粒状の MS i 2 を形成するため、 Mと S iが接した部分では、 M S i 2 の生成熱により局所的に昇温して一層軟化する。 そのため MS i 2 粒子の 表面および周囲に MS i 2 化した粒子が凝集し、 粒状の MS i 2 が連鎖状に結合 した形態となる。 この MS i 2 が単独で存在すると、 スパッ夕の進行に伴いスパ ッタレートの大きな S iが優先的にエロージョンされ、 MS i 2 が脱落し易くな るため、 MS i 2 は連鎖状に結合していることが好ましい。
また、 この MS i 2 相の粒径が 30〃mを越えると、 スパッ夕中に MS i 2 相 上に隆起物が形成されパーティクル発生し、 一方その粒径が 0. 未満の場 合、 スパッ夕中に MS i o 相が S i相から容易に脱落してやはりパーティクル発 生の原因となるため、 MS i 2 相の粒径は 0. 5〜30 / mであることが好まし い。 さらに好ましい範囲は 2〜20 mである。
また、 組成 MS i χ の X値が 2. 0 <Χ< 4. 0で MS i 2 の粒径が 0. 5〜 30 を満たすならば、 混合組織断面 lmm2 内に M S i 2 が 400〜 4 0 0 X 1 0 個存在することが好ましい。 さらに粒径が 2~20 μπιであるならば 1 mm2 内に MS i n が 2, 000〜300, 000個存在することが好ましい。 また、 MS i 9 の大きさは、 金属珪化物を形成する金属粒子の粒径に依存する が、 ほとんどの M粒子は凝集状態で存在しているため、 粒径の異なる MS i π が 形成される。 粒径のばらつきが大きくなると、 スパッタリングに伴いエロ一ジョ ン面の凹凸が激しくなり、 その段差の影響によりパーティクルの発生量が増加す るため、 なるべく粒径をそろえる必要があり、 MS i 9 相の平均粒径は 2〜1 5 /zmであることが好ましい。 さらに好ましい範囲は 5〜1 0 μπιである。
ここでいう平均粒径とは、 金属珪化物 1 00個当たりの平均粒径を表す。 また、 連鎖状に結合する各 MS i 2 粒子の形状としては、 近似的に球状である ことが理想的である。 この理由は、 球状の方が S i相との混合組織中から脱落し にく く、 角張った部分がある粒子では異常放電によりパーティクルが発生し易く なるためである。 この観点から、 イオン交換法で精製して得られた M粒子は、 そ の還元工程で凝集し易く、 M粒子同士の合体で生じた MS i。 粒子は凸凹が多い ので、 凝集が起こりにくい還元条件で処理するか、 または粉末の混合時に分散剤 を添加して凝集を抑制する必要がある。 または、 粒子の分散性が良好な化学的気 相成長法で製造した M粒子を用いることも好ましい。
ここで化学的気相成長法(Chemical Vapor Deposition method (以下 C V Dと略 記する。 ) ) は、 ハロゲン化物、 硫化物、 水素化物などの原料を高温中で気相状 態とし、 さらに熱分解、 酸化、 還元などの化学反応せしめた後に、 反応生成物を 基板上に沈着させる方法であり、 半導体や絶縁膜を形成する方法として広い分野 で使用されている。
一方、 S iは M粒子と反応して M S ί π を形成しつつ、 過剰な S iは M S i 2 粒子の周囲に強制的に流動されるため、 連鎖状に結合した M S i 7 の間隙に S i が不連続に存在する形態となる。
この S iが連続的に存在すると、 スパッタリングの進行に伴い S iが M S i 2 より優先的にエロ一ジョンされて粒子の脱落を招くとともに、 スパッ夕中にター ゲッ トに発生する熱応力の作用により機械強度が低く、 熱衝撃に弱い S i部分が 破損し易いため、 強度向上によるパーティクルの抑制には S iが M S i 2 の間隙 に存在し、 かつ不連続に存在することが好ましい。
また、 S iの粒径が 3 0 mを超えると、 熱応力の作用によって S iエロ一ジ ヨン部の欠落が発生し、 しかもスパッタ中に S i相上に隆起物が形成されパ一テ ィクルが発生し易いため、 S iの最大粒径は 3 0 μ πι以下が好ましく、 さらに好 ましくは 2 0 // m以下である。
さらに、 S i粒径のばらつきが大きくなると、 粒径の大きな部分に応力が集中 し、 熱応力の繰返しによって破損し易いため、 S iの平均粒径は 2〜1 0 mで あることが好ましく、 さらに好ましくは 3〜8 /z mである。
なお、 ここでいう S iの粒径とは、 M S i n の間隙に存在する S i相の最大長 さと最小長さとの平均値で、 S iの平均粒径とは、 S i 1 0 0個あたりの平均粒 径を表すものである。
また、 S i原料粉末としては、 高純度品あるいはドープ剤を含有した高純度品 を使用することが望ましい。 この高純度 S i中に含まれる不純物は、 素子特性の 劣化を招くのでなるべく少ない方がよい。 ちなみにソフ トエラーの原因となる U , T h等の放射性元素は 5 p p b以下、 可動イオン汚染の原因となる N a , K等 のアル力リ金属元素は 1 0 0 p p b以下、 ディ一プレベル不純物となる F e , N i, C r等の重金属元素は 1 p p m以下、 パーティクルの発生およびエッチング 不良を引き起こす炭素は 3 O O p p m以下、 抵抗の増大を招く酸素は 5 0 0 p p m以下であることが好ましい。
この S i粉末に含有する炭素、 酸素、 N a、 K等の不純物は、 S iの粉砕工程 で粉末表面に付着したもので、 この不純物汚染した S i粉末を 10_4Torr以下の 高真空中、 1200〜1300°Cで 2〜6 h r加熱処理することにより、 これら 不純物を低減できるため、 ターゲッ ト製造には加熱処理を施した S i原料粉末を 用いることが好ましい。
一般に、 ドープ剤を含有する S i原料粉末を用いてターゲッ トを形成すると、 反応合成時にドープ剤が結晶界面などの特定部位に拡散し濃縮される。 そしてこ れらのドープ剤は格子の乱れを生じたり、 格子歪のある MS i。 相と S i相との 境界に移動して界面層を形成する。
この界面層が存在すると、 MS i 9 相と S i相の結合力は向上し、 MS i 2 相 は S i相との混合組織から脱落しにく くなる。 また、 低抵抗の MS i 2相と高抵 杭の S i相の境界にドープ剤濃度の高い界面層が存在すると、 電気抵抗の急激な 変化がなくなるので、 スパッタリング時に異常な放電の発生が少なくなり、 した がつて異常放電によって誘起するパーティクルを抑制することができるなどの効 果が期待できる。
また本発明者らは MS i 2 相と S i相との境界における電気抵抗の急変を緩和 するために鋭意研究を進めた結果、 前述したド―プ剤として B. P, Sb, As のうち少なくとも 1種の元素と不可避的元素を含有し、 かつ電気抵抗を制御した S i粉末と M粉末あるいは MS i n 粉末を用いて焼結して得られた夕一ゲッ トは 、 MS i 2 相と S i相の電気抵抗の整合性が向上しスパッタ速度が均一となり、 しかも MS i 2 相と S i相との境界に上記元素の拡散した界面層が形成されるこ とで、 電気抵抗の急激な変化がなく、 優れた界面強度を有する夕一ゲッ トとなる ことを見い出した。
ここで上記ドープ剤のうち、 B, P, Sb, Asは、 S i相の電気抵抗を大幅 に下げる効果のある元素であり、 これら元素を含有する S i相を用いると、 両相 の電気抵抗は整合されてスパッタ速度が均一となり、 その結果、 膜組成は安定し 均一な膜厚となる。 また、 S i相中のこれら元素は、 焼結時に格子の乱れや格子 歪の大きな MS i 2 相と S i相の境界に拡散移動し、 前記の界面層を形成する。 この際、 B, P, Sb, A s以外の不可避的元素も界面層に含まれ、 同様な効果 をもたらす。 例えば F e, N i等がある。 また、 この界面層の厚みは、 S i相に含有されるド一プ剤の量によって異なる が、 100〜10, 00 OAの範囲が適している。
かかる界面層の厚みが 10, 00 OA以上になると、 S i相中の相当量のドー プ剤によって、 膜特性が変化することになり、 一方、 その厚みが 10 O A未満と なると前記効果が充分に期待できない。 従って、 さらに好ましい範囲は、 1, 0 00-8, 00 OAである。
この界面層の厚さは、 一般に高分 能 2次イオン質量分析装置 (S IMS) に よって検出される。
S IMSは 02+や C s+ の 1次イオンで試料をスパッタエッチングし、 発生した 2次ィォンを捕えて、 表面層の不純物を高感度で 3次元的に分析する方法である 。 界面層の厚さは S i相に含有する ド一プ剤の深さ方向プロファイルを MS i 2 相に到達するまで測定して求められる。
ここで界面層の厚さは、 S i相中のドープ剤プロファイルの裾野に位置する変 曲点からもう一方の変曲点までの距離である。
さらに、 上記 S i相の抵抗率は、 0. 01〜100Ω · cm範囲に設定すること が望ましい。 抵抗率を 0. 01 Ω · era未満にすると、 S iのスパッ夕速度が増加 して S iが深くエロ一ジョンされてパーティクルの発生を引き起こすとともに、 所望の膜組成が得られなくなり、 一方、 その抵抗率が 100Ω · cmを超えると、 前記効果が充分に期待できなくなる。 したがって、 S i相の抵抗率は 0. 1〜1 0 Ω · cmの範囲が更に好ましい。
一方、 炭素によって汚染した部分は、 良好に飛散せずにエロージョン面に突起 状に残存し、 その結果、 その部分でプラズマ放電が不安定となり、 異常な放電を 繰り返してパーティクルの発生を誘起する。 また、 炭素が膜中に多く混入した場 合、 エッチングによる配線の形成時に、 その部分がエッチング残渣として存在し て配線不良や絶縁物の形成による断線を引き起こすため、 炭素不純物の含有量は 100 p pm以下に抑制する必要があり、 好ましくは 50 p pm以下、 さらに好 ましくは 30 p pm以下である。 この炭素含有量は、 燃焼—赤外線吸収法を利用 した炭素分析装置によって検出される。
また、 ターゲッ ト中に酸素不純物が多い場合、 スパッタ時に酸素が膜中に混入 して膜抵抗を増大させるため、 酸素不純物の含有量は 150 p pm以下に抑制す ることが好ましく、 さらに好ましくは 100 p pm以下である。 この酸素含有量 は、 不活性ガス融解一赤外線吸収法を利用した酸素分析装置によって検出される o
また、 本発明のスパッタリングターゲッ トは、 微細な粒状の MS i。 相と S i 相との混合組織となるが、 これは組成 MS i χ の X値が 2. 0<Χ<4. 0とな るように Μ粉末と S i粉末とを調製した混合粉末から焼結合成により MS i 2 相 を形成するようにしたので、 過剰の S i分が MS i 2 相の周囲に残存したために 得られたのである。
即ち、 Mと S i混合粉末に適当な圧力を加えて加熱すると、 S iは軟化すると 共に Mと反応して MS i 2 を形成するため、 S i粒子と M粒子が接した部分では 、 MS i 2 を生成する発熱反応により局所的に昇温して一層軟化し、 そのため M S i 2 化しつつある粒子の表面および周囲に凝集して MS i 2 化が進む。 一方、 多少軟化した多量の未反応 S iと過剰 S iが MS i 2 化しつつある粒子の周囲に 強制的に流動されて緻密化するため、 MS i 2 相と S i相あるいは MS i 2 相同 士が拡散反応により強固に結合する。
ここで組成 MS i _ における X値を 2. 0く Xく 4. 0に限定する理由は、 次 の通りである。 すなわち、 組成 MS i χ において X値が 2. 0未満になると、 形 成されたシリサイド膜に大きな引張り応力が発生して基板との密着性が悪くなり 剥離し易くなる。 一方、 組成 MS i τ の X値が 4. ひを超えると、 膜のシ一ト抵 抗が高くなつて電極配線膜としては不適当となるためである。
さらに、 タ一ゲッ トの密度比もパーティクル発生量と関係があり、 低密度の場 合は、 ターゲッ トにポアが多く存在し、 この部分で異常放電が発生し易く、 放電 部分が欠落してパーティクルとして発生するので、 ターゲッ 卜の密度比は、 どの 場所でも 99%以上であることが望ましい。 ここで密度比 (d = dt Zd„ ) は 焼結体の組成比から算出した理論密度 (d„ ) に対するアルキメデス法により実 測した焼結体の密度 (dt ) の比である。
また、 本発明者らは、 スパッ夕リング中に起こる夕一ゲッ トからのパーティク ル発生は、 MS i 2 相と S i相に生じる隆起部の他にシリサイ ド焼結体を研削な どの機械加工仕上げしたときに生ずる加工欠陥層、 表面状態、 または残留応力な どにも起因することを見い出した。 すなわち、 従来行なわれているターゲッ 卜の 研削仕上げ加工は、 高速回転している研削砥石の硬い砥粒によつて被加工物を削 り取って行く加工法である。 この方法で金属珪化物とシリコンからなるシリサイ ド焼結体のような硬くて、 しかも脆い材料を研削加工した場合、 不可避的に粒状 チップが加工面から飛散する。 本発明者らの知見によれば、 これは研削時に砥粒 の接触応力によって研削加工面に微小クラックが生じ、 砥粒の通過後、 応力の急 激な解放によってクラックの肩部が押し上げられて破片として離脱することによ つて生成すると考えられる。 通常、 硬脆材料の加工にあたっては、 砥粒当りの切 込み深さまたは荷重を適当に大きく して、 砥粒によって誘起される局所的応力場 にクラックが含まれるく らいにし、 材料の微小破砕の集積によって加工を進行さ せている。 したがって、 シリサイ ド焼結体の研削面には研削条痕、 脱落孔および 微小クラックなどの加工欠陥層が多数発生する。
このような欠陥層が全面に存在するターゲッ トを用いてスパッ夕リングを行な うと、 プラズマ中のイオンの衝突によって上記欠陥部を起点として微細な粒子が 夕一ゲッ ト表面から剥離脱落してこれが前述したパーティクルとなる。
よって、 ターゲッ トの表面部の粗さを、 Ra (中心線粗さ) で 0. 05 μπι以 下に設定して、 機械的加工により発生する微小クラックや欠陥部分などの加工欠 陥層が実質的に存在しないように仕上げることが望ましい。
ここで表面粗さ R a (中心線粗さ) は、 日本工業規格 Oapan Industrial Standard: J I S-B 0601) において定義されるように、 粗さ曲線からその 中心線の方向に測定長さ ^の部分を抜き取り、 この抜き取り部分の中心線を X軸 、 縦倍率の方向を Y軸とし、 粗さ曲線を y = f (X) で表したとき、 次の式によ つて求められる値をマイクロメートル (μηι) で表したものをいう。

Ra= - - J 0 I f (X) I d x 仕上げ面粗さを細かく し、 かつクラックや脱落孔などが存在する加工欠陥層 を実質的になくすためには材料欠陥の分布に比べ加工単位を小さくするように配 慮することが肝要である。 具体的には、 粒径が小さくて揃いの良い砥粒を用いる とか、 軟質の弾性もしくは粘弾性に富むポリシャを使う等の方法によって砥粒当 りの荷重を小さく し、 材料に誘起される応力が破壊応力値以下になるようにする 必要がある。
従って、 金属珪化物相を含む焼結体のような硬脆材料においても、 上記荷重が 極めて小さい場合には、 材料が塑性流動変形のみを示し、 クラックが生じない領 域が存在し、 加工面を凸凹の極めて小さな光沢面に仕上げることができる。
その具体的方法としては、 面仕上げの目的で用いられるラッピング、 ポリシング さらには超精密仕上げの目的で用いられるメカノケミカルポリシングなどが好ま しい方法として挙げられる。
ここで Me ch a no-ch em i c a l P o 1 i s h i ngは、 従来の砥石による機械的研磨法と、 ィ匕 学薬品が被研磨材表面を微小に侵食する作用を利用した化学的研磨法とを併用し た高精度の研磨方法である。
しかしながら、 実際に珪化物焼結体を直接上記加工により所定寸法まで仕上げ るのは困難である。 そのため、 まず研削加工など能率的な表面加工で加工した後 に、 発生した加工欠陥層を除去するために、 上記ラッピング、 ポリシング加工ェ 程をも併用して実施することが必要である。
上記の表面加工法は、 ラッピング、 ポリシング、 メカノケミカルポリシングの 順序で使用する砥粒が小さくなるので、 仕上面粗さも微細化する。 このような加 工法を金属珪化物夕一ゲッ トに適用することによりパーテイクル発生量は著しく 低減する。 すなわち、 本発明者らの知見によればパーティクル発生量と表面粗さ とは相関関係を示し、 電極配線の不良などにつながる粒径を有するパーティクル の発生を抑制するためには、 加工面の表面粗さ R a (中心線粗さ) が 0 . 0 2 m以下であることが好ましく、 0. 0 5 m以下が更に好ましい。
また A rイオン照射によるスパッ夕リングにおいては、 イオンの衝突点は高い 応力塲となり、 しかも高温に晒されている。 したがって、 ターゲッ ト表層部に残 留応力が不均一に残ると、 スパッタリング中に生ずる熱により応力が再分布し、 局所的に応力が増大していくつかの放射割れを含めた大きな割れが発生し、 その ためにパーティクル発生量が勢い増加する現象がみられる。 したがって、 この観 点から残留応力は 1 5 kg/mm2 以下であることが好ましく、 更に好ましくは 5 kg 以下である。
次に本発明の製造方法を具体的に説明する。
製造方法は、 M粉末と S i粉末とを所定比率で混合する工程 Iと、 混合粉末を 低温加熱して炭素および酸素を低減する工程 Πと、 MZ S i混合粉末を成形用型 内に充填し、 これをホッ トプレス装置内にて高真空中で低プレス圧力下にてシリ サイ ド反応させて高融点金属珪化物を合成する工程 ΠΙと、 引き続き高プレス圧力 下にて緻密化焼結する工程 IVとから成る。 特に工程 fflおよび IVにおける加熱温度 やプレス圧力は、 微細組織で、 かつ高密度の焼結体を得るために非常に重要な因 子である。
まず、 前記製造方法の Iの工程は、 M粉末と S i粉末とを組成が S i ZM原子 比で 2 . 0〜4. 0になるように配合、 混合する工程である。
この M粉末と S i粉末を混合する工程では、 両者の粉末粒径がシリサイ ド合成 により生成する M S i 2 粒径と介在する S iの粒径に影響を及ぼす。 前記の微細 組織を得るためには、 最大粒径 1 0 m以下の M粉末と最大粒径 3 0 以下の S i粉末を使用することが好ましい。
ここで組成 M S i χ の X値を 2. 0 < χ < 4 . 0に限定した理由は、 X値が 2 . 0未満になると、 形成されたシリサイ ド膜に大きな引張り応力が発生して基板 との密着性が悪くなり剥離し易くなる。 一方、 X値が 4 . 0を超えると、 膜のシ 一ト抵抗が高くなつて電極配線膜としては不適当となるためである。
原料 Μ粉末と S i粉末とを S i ΖΜ原子比で 2 . 0〜4. 0に配合し、 ボール ミルあるいは V形ミキサ等を用いて充分均一に乾式混合する。 混合が不均一であ ると、 ターゲッ トの組織と組成が不均一となって膜特性が劣化するので好ましく ない。 - ここで粉末混合は、 酸素汚染を防止するため真空中あるいは不活性ガス雰囲気 中で行うことが好ましい。
また S i配合量として、 高温加熱した時、 S i粉末表面からの S iおよび酸化 被膜 S i o 2 の揮散損失分を見込んで目標組成よりも若干過剰に配合するのが適 当である。 その過剰量は 5 %弱と少なく、 後工程の温度、 時間、 圧力等を考慮し て経験的に定める。
Πの工程は、 Iの工程で調合した混合粉末を高真空中で低温加熱して炭素およ び酸素を低減する工程である。 この工程では、 プレス圧力を加えない状態で、 加 熱温度と保持時間および真空度を適正な条件に設定することが重要である。 すな わち、 加熱温度は 1 00 0〜1 300°Cに設定することが好ましく、 加熱温度が 1 00 0°C未満では不純物の除去が充分に行なわれず、 一方、 1 300°Cを超え ると、 不純物の揮散が充分に行なわれないうちにシリサイ ド反応が開始し、 炭素 および酸素含有量の多い夕一ゲッ トとなる。 したがって、 加熱温度は 1 1 00〜 1 3 00°Cに設定することがさらに好ましい。 また、 保持時間は加熱温度との兼 合いで 1〜1 O h rに設定することが好ましく、 l h r未満であると、 充分に前 記効果を得ることは期待できず、 一方、 1 0 h rを超えると生産性が悪くなる。 さらに、 炉内の真空度は、 炭素と酸素の低減を充分に図るため、 1 0— Torr以下 の高真空とすることが好ましく、 さらに好ましくは 1 0— 5Τοπ以下である。
但し、 急激にホッ トプレス装置内を真空引きすると、 成形用型から混合粉末が 飛散して後述の工程を経ても緻密化が不充分な焼結体となるので、 ホッ トプレス 装置内が 1 0 OTorr以下になるまでは、 徐々にに真空度を下げることが好ましい ο
Iffの工程は、 Πの工程で脱ガスした混合粉末を高真空中、 低プレス圧力下にて 、 加熱して MS i 2 相を合成する工程である。 このシリサイ ド合成工程において は、 加熱温度およびプレス圧力を適切な条件に設定し、 シリサイ ド反応を徐々に 進行させて、 MS i 2 粒子の成長を抑制し、 軟化した S iを MS i 2 粒子の間隙 に流動させる必要がある。 そのため、 加熱温度は 1 000〜1 300°Cに設定す ることが好ましく、 加熱温度が 1 000°C未満ではシリサイ ド反応が容易に開始 せず、 1 300°Cを超えた場合は、 急速なシリサイ ド反応より MS i 2 粒子が成 長して粗大化する。 したがって加熱温度 1 1 00〜1 300°Cに設定することが さらに好ましい。
このとき、 加熱速度は、 合成した MS i 2 相微細化のため、 20°CZ分未満で あることが望ましい。 シリサイ ド合成時の雰囲気は、 シリサイ ド反応速度の制御 性および不純物ガスの巻込みを防止するため、 1 0_4Tcirr以下の高真空中で行な うことが望ましい。
また、 プレス圧力の大きさは MS i 2 粒子の粒径に影響を及ぼすため、 10〜 10 Okg/cmg に設定することが好ましく、 1 OkgZcm2 未満ではシリサイ ド反 応熱が低くなり S iの軟化流動が良好に行なわれず、 S iの偏折した不均一な組 織となる。 一方、 圧力が 10 OkgZcm2 以上となると、 M粉末と S i粉末の接触 圧力が増大し、 シリサイ ド反応による生成熱が多くなると共に、 反応が急速に進 行して MS i 2 粒子が粗大化する。 したがってプレス圧力の大きさは 30〜60 kg//cm2 の範囲に設定することがさらに好ましい。
このシリサイ ド合成時の雰囲気は、 シリサイ ド反応速度の制御性および不純物 ガスの巻込みを防止するため、 10— 4Τοπ以下の高真空中で行なうことが望まし い。
IVの工程は、 高真空中あるいは不活性ガス雰囲気中、 高プレス圧力下にて、 共 晶温度直下の温度に加熱し、 焼結体を緻密化させる工程である。
この緻密化焼結の工程において、 高密度の焼結体を得るためにはプレス圧力と 加熱温度およびその保持時間が重要である。
プレス圧力は焼結体の緻密化を促進するために 100〜300 kg/cm2 である ことが好ましく、 プレス圧力が 10 O Zcm2 未満であると、 ポアが多く残存す る低密度の焼結体になり、 一方、 プレス圧力が 30 OkgZcm2 を超えると、 高密 度の焼結体とはなる力、 黒鉛製の成形用型が破損し易くなる。 したがってプレス 圧力の大きさは 150〜25 Okg/cm2 の範囲に設定することがさらに好ましい 焼結温度 (加熱温度) Tは、 共晶温度 T s直下の温度、 すなわち T s— 50≤ Tく T sの範囲に設定することが好ましい。 ここで例えば、 Mとして W, Mo, T i, T aを使用する場合の共晶温度 T s.はそれぞれ 1400, 1 10, 13 30, 1385°Cである。 Tが T s一 50以下であると、 ポアが残存して所望の 高密度の焼結体が得られない。 。 一方、 Tが T s以上になると、 S i相が溶融し 、 成形型から流出し、 組成比のズレが大きな焼結体となる。
また加熱焼結の保持時間は、 1〜8時間が適切である。 1時間以下であると、 ポアが多く残存し、 高密度の焼結体が得られず、 一方、 8時間以上になると、 緻 密化がそれ以上に進行しないのでターゲッ トの製造効率が低下する。 この緻密化 焼結は、 不純物の混入による汚染を防止するため、 真空あるいは'不活性ガス雰囲 気で行なうことが好ましい。 但し、 窒素雰囲気においては、 S i 3 N 4 を形成す るため、 好ましくない。 図面の簡単な説明

次に以下の実施例により、 本発明の構成および効果をより詳細に説明する。
[実施例 1〜12]
第 1表に示すように最大粒径 10 以下の高純度 W, Mo, T a, Nb粉 末と最大粒径 30 A/m以下の高純度 S i粉末とを S i ZM原子比 2. 7となるよ うに配合し、 高純度 A rガスで置換したボールミルで 48時間混合した。 この混 合粉末を成形用型内に充填後、 これをホッ トプレス装置内に挿入し、 8 X 10— 5 Ton真空中において 1200°Cの温度で 3時間脱ガスし、 炭素および酸素等の不 純物を低減した。
次に、 第 1表に示す条件でシリサイ ド合成と緻密化焼結を行ない、 得られた焼 結体を研削研磨じ、 放電加工して直径 260mm, 厚さ 6mmのタ一ゲッ トに仕上げ た。
[比較例 1〜12]
比較例 1〜12として最大粒径 100 m以下の高純度 W, Ta, Nb粉末 と最大粒径 200 /m以下の高純度 S i粉末とを S iZM原子比 2. 7となるよ うに配合した混合粉末を用意し、 これを真空中の脱ガス熱処理を行なわずに、 第 1表に示す条件でシリサイ ド合成と緻密化焼結を行ない、 得られた焼結体を研削 研磨し、 放電加工して直径 260龍、 厚さ 6 のターゲッ トに仕上げた。

最大粒径 100 m以下の高純度 W粉末と最大粒径 200 m以下の高純度 S i粉末とを S i/M原子比 2. 0となるように配合した混合粉末を用意し、 こ れを 2 X 10— Τ()πの真李中で 1300°Cで 4 h r加熱して仮焼結体を形成後、 溶融 S iを含浸させて S iZW原子比 2. 7の焼結体を作製した。 この焼結体を 研削研磨し、 放電加工して直径 260匪、 厚さ 6 mmのターゲッ トに仕上げ、 従来 例 1の夕一ゲッ トを得た。
最大粒径 15 μπι以下の高純度 W粉末と最大粒径 20 /m以下の高純度 S i粉 末とを S i ZM原子比 2. 7となるように配合した混合粉末を用意し、 これを 8 X 10— 5Το の真空中で 1250°Cで 4 h r加熱して仮焼結体を形成後、 次いで 仮焼結体を圧密用封止缶に充填し、 これを 1180°CX 3 h r、 圧力 100 Oat omの条件で熱間静水圧プレスして焼結体を作製した。 この焼結体を研削研磨し、 放電加工して直径 260mm、 厚さ 6 mmのタ一ゲッ トに仕上げ、 従来例 2のタ一ゲ ッ トを得た。
最大粒径 100 /zm以下の高純度 W粉末と最大粒径 200 /xm以下の高純度 S i粉末とを S i/M原子比 2. 5となるように配合した混合粉末を用意し、 これ を 2 X 10—4Torrの真空中で 1300°Cで 4 h r加熱して仮焼結体を形成後、 こ の仮焼結体を粉砕し、 次いで S i/W原子比 2. 7になるようにシリサイ ド合成 粉末を加え、 これを A rガス雰囲気中で 1380°Cx 3 h rの条件でホッ トプレ スして焼結体を作製した。 この焼結体を研削研磨し、 放電加工して直径 260龍 、 厚さ 6 mmのターゲッ トに仕上げ、 従来例 3のターゲッ トを得た。
実施例および比.較例ターゲッ トの断面組織の顕微鏡観察結果をそれぞれ第 1 A 図、 第 1 B図および第 2 A図、 第 2 B図に示す。 この結果、 比較例に係るターゲ ッ トの組織は第 2 A図、 第 2 B図に示すように、 31 2が偏析して¾ 519 1が 粗大化しているのに対して、 実施例の場合は、 第 1A図、 第 1 B図に示すように 、 最大粒径 10 jum以下の MS i 9 1が連鎖状に結合し、 その間隙に S i 2が不 連続に存在する微細で均一な組織を呈していた。 また、 炭素および酸素の含有量を分析した結果、 実施例ターゲッ 卜の場台は、 炭素は 50 p pm以下で、 酸素は 1 O O p p m以下であるのに対して、 比較例夕 ーゲッ トでは炭素が 250 p pm程度で、 酸素が 1500 p pm程度非常に多く 含有していた。
実施例 1〜12、 比較例 1~12および従来例 1〜 3で調製した各タ一ゲッ ト をマグネトロン .スパッ夕リング装置内にセッ トした後、 アルゴン圧 2. 3 x 1 0_3Torrの条件下でスパッタリングを行ない、 5インチ S i ウェハ上にシリサイ ド膜を約 300 OA堆積し、 パーティクル混入量を測定した結果を第 1表に併記 した。

第 1表に示す結果から明らかなように、 本実施例に係るターゲッ トから発生す るパーティクル量は比較例および従来例のものと比較して非常に少なかった。 ま た、 実施例、 比較例および従来例の夕—ゲッ 卜のエロージョン面を走査型電子顕 微鏡 (SEM) により観察したところ、 それぞれ比較例および従来例のダーゲッ 卜のエロージョン面には、 第 4 A図および第 4 B図に示すように、 多数の隆起部 3が観察されるが、 実施例のターゲッ 卜のエロージョン面には、 第 3 A図および 第 3 B図に示すように、 隆起部は観察されなかった。
さらに従来例および比較例に係るターゲッ 卜のエロージョン面に認められる比 較的に大きな隆起部 3を拡大観察した結果を第 5 A図および第 5 B図に示す。 ま た第 5 A図に示す隆起部 3の表面を X線マイクロアナライザ (XMA) により元 素分析を行なった結果を第 6図に示す。 第 6図に示すように、 隆起部表面に白点 状に散在する炭素が観察され、 この炭素がパーティクルの発生原因となっている o
これらの結果から、 実施例に係るターゲッ トを半導体装置の電極配線の形成に 用いれば、 半導体製品の大幅な製造歩留りの向上が期待できることが実証された
次にターゲッ トを構成する MS i 2 相と S i相との間に界面層を形成する場合 (実施例) と形成しない場合 (比較例) とについてそれぞれターゲッ トの特性を 比較する。
[実施例 101〜: L 14]
平均粒径 2 の高純度 W, Mo, T i, Ta, Z r, H f , Nb, V, C o, C r, N i粉末およびこれらの組み合わせと平均粒径 20 の高純度 S i 粉末 (B, P, S b, A s, その他 F e, N i等の不可避的元素を含有した) を S i ZM原子比 2. 6で配合し、 高純度 A rガスで置換したボールミルで 72時 間乾式混合した。 この混合粉末を高純度黒鉛製ホッ トプレス用モールドに充填後 、 真空ホッ トプレス装置内に装入し、 5 X 10 "Torrの真空中において温度 12 50°Cで 2時間脱ガスした。
次に、 5 X 10— 5To"の高真空中で 50 kg/em2 のプレス圧力を加え、 125 0°Cで金属珪化物 (MS i 2 ) を合成後、 炉内雰囲気を高純度 A rガスを加えて 600 Tor rまで上げ、 1370°Cで 2時間焼結した。 得られた焼結体を研削研磨 、 放電加工して直径 26 Omm, 厚さ 6 mmのターゲッ トに仕上げた。
[比較例 101〜: I 14]
比較例 101〜110として平均粒径 25 zmの高純度 W, Mo, T i, T a , Z r, H f , Nb, Co, C rおよび N i粉末と平均粒径 40 i mの高純度 S i粉末とを S i/M原子比 2. 6となるように混合した後に、 次に示す条件下、 •ホッ トプレス温度: 1380°C
•ホッ トプレス圧力: 25 OkgXcm2
•保持時間: 2時間
•炉内雰囲気:① 1250°Cまで
8 x10— 5Τοπ真空中
② 1250〜1380°Cまで
600 Torrアルゴンガス中
でホッ トプレスし、 直径 26 Omm, 厚さ 6 mmの従来製法によるターゲッ トを得た o
さらに、 比較例 111〜114として平均粒径 80; umの WS i 2 , MoSi2 , T a S i 2 および T i S i 2 粉末と平均粒径 60 /zmの高純度 S i粉末とを SiZ M原子比 2. 6となるように混合した後、 比較例 101〜110と同様の条件下 でホッ トプレスし、 直径 26 Oim, 厚さ 6i !の従来製法によるターゲッ トを得た

本実施例 101〜114と比較例 101〜114のターゲッ トについて、 界面 層の平均厚さ、 密度比、 抗折強度を測定し、 その結果を第 2表にまとめて示した 。 この第 2表からも明らかなように、 本実施例 101〜114のターゲッ トは、 高密度でしかも高い抗折強度を示していることから MS i 2 相と S i相は界面層 により強固に接合していることが判明した。
また、 実施例, 比較例および従来例のターゲッ トの断面組織を光学顕微鏡によ り観察し、 それぞれ第 7 A図〜第 7 B図、 第 8 A図〜第 8 B図、 第 9 A図〜第 9 B図に示す。 この結果、 第 7 A図〜第 7 B図に示すように、 本実施例の場台、 平 均粒径 1 0 /z mの M S i 2 相 1と S i相 2との微細な混合組織を呈していた。 また、 第 8 A図および第 8 B図に示すように、 比較例に係るターゲッ 卜の場合 には、 S i相 2および M S i 2 相 1が共に粗大である。 また第 9 A図および第 9 B図に示すように従来例の夕一ゲッ トにおいても、 S i相 2および M S i 2 相 1 が粗大であり、 パーティクルが発生し易い組織となっていることが確認される。 また実施例 1 1 0〜1 1 4および比較例 1 0 1 ~ 1 1 4で調製した各ターゲッ トをマグネトロン 'スパッタリング装置内にセッ トした後、 アルゴン圧 2 . 3 X 1 0— ύの条件下でスパッタリングを行ない、 5インチ S i ウェハ上にシリサイ ド 膜を約 3 0 0 O A堆積し、 パーティクル混入量を測定した結果を第 2表に併記し た。

第 2表に示す結果からも明らかなように、 本実施例のターゲッ トから発生する パーティクル量は非常に少なかった。
また、 実施例、 比較例および従来例のターゲッ トのスパッ夕面を走査型電子顕 微鏡 (S E M) により観察したところ、 それぞれ第 1 0 A図〜第 1 0 B図、 第 1 1 A図〜第 1 1 B図、 第 1 2 A図〜第 1 2 B図に示す金属組織が観察された。 す なわち比較例 (第 1 1 A図、 第 1 1 B図) および従来例 (第 1 2 A図、 第 1 2 B 図) のスパッタ面には、 多数の隆起部 3が認められるが、 第 1 0 A図、 第 1 0 B 図に示すように、 本実施例ターゲッ トのスパッタ面には隆起部 3は観察されなか つた。 この結果から本発明のターゲッ トを半導体装置の電極配線の形成に用いれ ば、 大幅な歩留り向上が期待できることが実証された。 次にターゲッ トを構成するシリサイ ド焼結体を研削などの機械加工仕上げした ときに生じる加工欠陥層、 表面状態および残留応力が、 パーティクルの発生に及 ぼす影響について以下の実施例によって確認する。
[実施例 2 0 0 ]
シリサイ ド焼結体 (タングステンシリサイ ド) をワイヤ放電加工により直径 2 6 0 mmの大きさに切断した後、 立軸ロータリ平面研削盤を用い、 砥石 S D 2 7 0 J 5 5 B W 6 . 砥石周速 1 2 0 O m/m i n、 テーブル回転数 1 2 r p m、 切 込み 1 0;/ mZm i nの条件で厚さの 6 mmまで研削加工して夕一ゲッ トとした。 次に、 加工裏面にバッキングプレートをはんだ付けした後、 研削面をレンズ研 磨器を用い、 ダイヤモンド砥粒 1 5 mで 6 0 h r、 砥粒 3 mで 1 0 h rラッ ビング加工し、 超音波洗浄器でラッビング面に付着した加工液を除去してからァ セトン脱脂および乾燥して仕上げた。
得られた加工面を走査型電子顕微鏡 (S E M) で観察した結果、 研削加工によ つて生じた研削状痕ゃ脱落孔は残存しておらず、 しかも研削砥粒の変形破壊作用 によって生じた多数の微小クラックも認められず、 加工欠陥層は除去されている ことが確認された。
また、 表面粗さ測定器 (Ta s u r f ) で加工面の粗さ測定と X線応力測定装置を 用いて並傾法により残留応力を測定した。 その結果を第 3表に示す。 なお、 研削 したままについての測定結果も比較例 2 0 0として第 3表に併記した。
この夕一ゲッ トをマグネトン口 ·スパッ夕リング装置内にセッ トした後、 A r イオン照射によるスパッタリングを行ない、 5インチ S i ウェハ上にシリサイ ド 膜を 3 0 0 O A堆積した。 この膜中に混入したパーティクル量を測定し、 その結 果を第 3表に示した。 なお、 研削面のスパッ夕リング結果も比較例 2 0 0として 第 3表に併記した。 第 3表からも明らかなように、 実施例 2 0 0に係るターゲッ トによって形成した膜中のパーティクル量は大幅に減少し、 ラッビング加工によ りスパッタリング中のパーティクル発生量を低減することが可能であることが判 明した。
[実施例 2 0 1 ]
直径 2 6 0 mmのシリサイ ド焼結体を実施例 2 0 0と同様な方法で研削、 ラッ ビング加工した後、 0 . 3 mの酸化セリウム砥粒、 アクリル樹脂ポリシャを用 い、 ポリシャ圧力 l k gZcm2 、 ポリシャ速度 1 O mZm i nの条件で 1 0 h rポ リシング加工し、 超音波洗浄により加工液を除去してからァセトン脱脂および乾 燥を行なってタ一ゲッ トを仕上げた。
得られた加工面を S E M観察した結果、 研削加工によって生じた研削状痕ゃ脱 落孔および微小クラックなどの加工欠陥層は完全に消失し、 鏡面状態に仕上げら れていた。 また、 加工面の表面粗さと残留応力の測定結果を第 3表に示すが、 比 較例 2 0 0として示した研削面に比べて表面の凹凸は極めて小さく、 研削によつ て発生した表層の塑性歪みあるいは弾性歪みはほとんど除去されていた。
この夕一ゲッ トを用いてマグネトロン 'スパッ夕リングを行ない、 5ィンチ S i ウェハ上にシリサイ ド膜を形成した。 この膜中に混入したパーティクル量の測定 結果を第 3表に併記した。 この結果からも明らかなように、 最終仕上げとしてポ リシング加工を行なうと、 表面性状の向上によりターゲッ トから発生するパーテ ィクルは大幅に減少することが判明した。
[実施例 2 0 2 ]
直径 2 6 O mmのシリサイ ド焼結体を実施例 2 0 0と同様な方法で研削、 ラッ ビング加工した後、 0 . 0 2 /z mの S i 0 2 のパウダ、 クロスポリシャを用い、 ポリシャ圧力 1 k gZcm2 、 ポリシャ速度 1 O m/m i nの条件で 2 0 h rメカノ ケミカルポリシング加工し、 超音波洗浄後にァセトン脱脂および乾燥を行なって ターゲッ トを仕上げた。
得られた加工面を S E M観察した結果、 研削加工によって発生した加工欠陥層 は認められなかった。 また加工面の表面粗さと残留応力に比べて極めて平滑性が 高く、 加工面は無歪表面と変わらない状態となっていた。
この夕一ゲッ トを用いてマグネトロン 'スパッ夕リングを行ない、 5インチ S i ウェハ上にシリサイ ド膜を形成後、 膜中に混入したパーティクル量を測定した結 果、 第 3表に併記したように、 パーティクルは殆ど認められず、 最終仕上げとし てパーティクルの発生原因となる加工欠陥層、 残留応力を完全に除去できること が確認された。 第 3 表
産業上の利用可能性
本発明に係るスパッ夕リングターゲッ トおよびその製造方法によれば、 パー テイクル発生を実質的に防止できる高密度で高強度な微細組織を有するターゲッ 卜が得られるこどから、 特に半導体装置の電極および配線材料用の高品質の薄膜 を形成する際に極めて有用である。

Claims

請求の範囲
1 . 金属珪化物 (化学論組成が M S i 2 、 但し Mは金属) が連鎖状に結合して 金属珪化物相が形成され、 珪素粒子が結合して形成された珪素相が上記金属珪化 物の間隙に不連続に存在する微細な混合組織を有し、 炭素含有量が 1 0 0 p p m 以下であることを特徵とするスパッタリングターゲッ ト。
2 . 請求項 1記載のスパッタリングタ一ゲッ トにおいて、
混合組織断面 l mm2 内に粒径 0. 5〜3 0 iz mの金属珪化物が 4 0 0〜4 0 0 X 1 0 4 個存在し、 S iの最大粒径が 3 0 m以下であることを特徴とするスパ ッ夕リング夕一ゲッ ト σ
3 . 請求項 1記載のスパッタリングターゲッ トにおいて、
金属珪化物の平均粒径が 2〜1 5 である一方、 珪素の平均粒径が 2〜1 0 /z mであることを特徴とするスパッタリングターゲッ ト。
4. 請求項 1記載のスパッタリングターゲッ トにおいて、
密度比が 9 9 %以上であることを特徵とするスパッタリングターゲッ ト。
5 . 請求項 1記載のスパッタリングターゲッ トにおいて、
酸素の含有量が 1 5 0 p p m以下であることを特徴とするスパッタリング夕一 ケッ ト。
6 . 請求項 1記載のスパッタリングタ一ゲッ トにおいて、
金属珪化物の金属は、 タングステン、 モリブデン、 チタン、 ジルコニウム、 ハ フニゥム、 ニオブ、 タンタル、 バナジウム、 コバルト、 クロムおよびニッケルか ら成る群より選択された少なくとも一種の金属であることを特徴とするスパッ夕 ングタ―ゲッ ト。
7 . 請求項 1記載のスパッタリングターゲッ トにおいて、
金属珪化物相と珪素相との境界に界面層を形成したことを特徴とするスパッ夕 ングターゲッ ト。
8 . 請求項 7記載のスパッタリングターゲッ トにおいて、
金属珪化物相と珪素相との境界に形成する界面層の厚さが 1 0 0〜1 0 0 0 0
Aであることを特徴とするスパッ夕リングタ一ゲッ ト。
9 . 請求項 1記載のスパッタリングタ一ゲッ 卜において、
珪素相がホウ素、 リン、 アンチモンおよびヒ素から成る群より選ばれた元素を 少なくとも 1種と不可避的元素を含有し、 かつ電気抵抗率が 0 . 0 1〜 1 0 0 Ω • cmであることを特徴とするスパッ夕リング夕ーゲット。
1 0 . 金属珪化物 (化学論組成が M S i 2 、 但し Mは金属) が連鎖状に結合し て金属珪化物相が形成され、 珪素粒子が結合して形成された珪素相が上記金属珪 化物の間隙に不連続に存在する微細な混合組織を有し、 炭素含有量が 1 0 0 p p m以下であることを特徴とするスパッタリングタ一ゲッ トの製造方法において、
I . 金属粉末 (M) とシリコン粉末 (S i ) とを S i 原子比で 2 . 0〜 4 . 0になるように混合して混合粉末を調製する工程、
Π . 前記混合粉末を成形用型に充填し、 高真空中で低温加熱して炭素および酸 素を低減する工程、
ΠΙ. 高真空中、 低プレス圧力下にて加熱して金属珪化物相の合成と焼結をする 工程、 および、
IV. 高真空中あるいは不活性ガス雰囲気中、 高プレス圧力下にて共晶温度直下 の温度に加熱して緻密化する工程、 とを具備することを特徴とするスパッ夕リン グターゲッ 卜の製造方法。
1 1 . 請求項 1 0記載のスパッタリングターゲッ トの製造方法において、 金属粉末 (M) として最大粒径 1 0 m以下の高純度金属粉末を使用するとと もに、 珪素粉末 (S i ) として最大粒径 3 0 以下の高純度珪素粉末を使用す ることを特徴とするスパッタリングタ一ゲッ トの製造方法。
1 2 . 請求項 1 0記載のスパッタリングターゲッ トの製造方法において、 金属粉末とシリコン粉末との混合粉末を反応溶融焼結させ、 シリサイ ド合成、 焼結、 および緻密化を同時に行なうことを特徴とするスパッタ リ ングタ一ゲッ ト の製造方法。
1 3 . 請求項 1 2記載のスパッ夕リング夕一ゲッ トの製造方法において、 反応溶融焼結はホッ トプレス法または熱間静水圧プレス法を用いることを特徵 とするスパッタリングターゲッ トの製造方法。
