Abstract

The microvalve (10) has a flow opening formed in a base structure (12), controlled by a mechanically tensioned valve flap (11), which is raised from the flow opening in its normal condition. The side of the valve flap facing the flow opening and the fixing point between the valve flap and the base structure have an insulating coating (17), for electrically insulating the valve flap from the base structure, so that an operating voltage can be applied between them.

Description

The present invention relates to valves, and more particularly to electrostatically driven silicon microvalves.

A known microvalve is described in US-A-4,585,209. 4 schematically shows a section of this microvalve 40 in a cross-sectional illustration. The microvalve 40 has a valve plate 41 with a valve opening 42 through which the fluid flows. A valve member 43 fastened on one side is arranged above the valve opening 42 in the valve plate 41. The valve member 43 is connected at its attached portion to a support or frame structure 44. Between the frame, the valve member 43 fixed on one side and the valve plate 41, an electrically insulating layer 45 is provided, which electrically separates the valve member 43 from the valve plate 41 in order to prevent a flow of charge between the valve member 43 and the valve plate 41.

By means of external actuation forces, the valve member 43 can be moved with respect to the valve plate 41 in such a way that the valve opening 42 can be closed or opened by the valve member 43.

Die gestrichelte Darstellung des Ventilbauglieds 43 in Fig. 4 zeigt die vollständig geöffnete Position des Mikroventils 40.In operation, the inlet (refer to FIG. 4 under valve plate 41) of microvalve 40 is connected to a pressurized source (not shown) for fluid flow Φ. The pressure exerted on the one-sided valve member 43 causes the valve member 43 to bend upward, as indicated by the dashed valve member 43 in FIG. 4. The arrow in Fig. 4 represents the direction of fluid flow Φ through the microvalve The dashed representation of the valve member 43 in FIG. 4 shows the fully open position of the microvalve 40.

The microvalve 40 is actuated by a voltage source 46 applying an electrical potential difference between the valve plate 41 and the valve member 43 via lines 47. As a result, charges flow to the opposite sides of the two components 41, 43, as a result of which the components are poled differently. These charges attract each other, thereby moving the unattached end of the valve member 43 toward the valve plate 41. The microvalve 40 with the valve member 43 closed is shown in FIG. 4 with solid lines.

Since such a microvalve 40 tends to be opened by the pressure of the flowing fluid flow Φ, or the flow Φ of the fluid is interrupted by closing the valve member 43 by applying a potential difference between the valve member 43 and the valve plate 41, there is a disadvantage of the known one Microvalve 40 in that such a microvalve 40 can only be operated in one direction of fluid flow.

Beim Anlegen gleicher Potentiale an den Anschlüssen kehrt die Platte aufgrund einer internen elastischen Rücksetzkraft in ihre offene Position zurück.US-A-5,176,358 relates to a microstructured gas valve with a multi-port valve structure. A closure plate is assigned to each of the openings. The valve structure includes a substrate in which the opening is formed. Furthermore, a dielectric layer is arranged on the substrate, from which the closure plate and a valve seat are formed. The valve seat through which the opening extends is formed by the lower part of the layer. Spaced from the valve seat by an intermediate space, which is produced by the production using a sacrificial layer made of aluminum, is the closure flap, which consists of the dielectric material of the layer. Electrodes are provided in the interior of the valve seat structure, which lead to a connection. Internally A further electrode is provided on the valve plate and is led out to a connection 104. By moving the plate so that it is in contact with the dielectric layer that defines the valve seat structure, the valve is closed. This is achieved by applying a voltage to the two connections. When the same potentials are applied to the connections, the plate returns to its open position due to an internal elastic resetting force.

Die Dicke des Siliziums der vorgespannten Ventilklappe 11 liegt z.B. in der Größenordnung von 5 µm bis 50 µm, wobei die lateralen Abmessungen derselben beispielsweise in der Größenordnung von 500 µm bis 5 mm liegen können.1 a schematically shows the structure of a microvalve 10 with an opened valve flap 11 according to a first exemplary embodiment of the invention. A mechanically prestressed valve flap 11 is arranged above a support structure 12. The support structure 12 has a passage opening 13 through which a fluid flow Φ, the direction of which is shown schematically by the arrow drawn in FIG. 1a, can flow. A valve seat 15, which is electrically and mechanically connected to the valve flap 11, and the support structure 12 are connected to a voltage source 14 via supply lines 16. The valve seat 15 is preferably made of silicon, which can also be made of other suitable materials. The voltage source 14 can be used to apply a potential difference between the valve seat 15 or the valve flap 11 and the support structure 12, as a result of which the valve flap 11 can be closed. The thickness of the silicon of the prestressed valve flap 11 is, for example, in the order of 5 μm to 50 μm, the lateral dimensions of which can be, for example, in the order of 500 μm to 5 mm.

The valve flap 11 is mechanically prestressed by means of a suitable coating 17, the coating 17 being used both as a mask for a previous etching step (for example when KOH etching the valve flap 11) and as electrical insulation between the valve seat 15 or the valve flap 11 and the support structure 12 can serve. Furthermore, in addition to the mechanically prestressed valve flap 11, the support structure 12 can also be covered with an insulating layer (not shown in the figures). This additional insulating layer additionally improves the electrical breakdown strength when an actuating voltage is applied.

The thickness of the coating 17 that generates the mechanical prestress is, for example, in the order of magnitude of 0.2 μm to 1.5 μm. The coating 17 can consist of Si 3 N 4 , SiC, Si oxide or combinations thereof. This mechanical prestress (for example the highest possible compressive stress of approximately -1500 MPa for Si 3 N 4 ) causes the valve flap 11, which is clamped on one side, to bend away from the passage opening 13 after attachment to the support structure 12.

The microvalve 10 is operated to control the fluid flow Φ. Through the passage opening 13 in the support structure 12, when an overpressure from above (FIG. 1a) and an electrical actuating voltage of U = 0 V are present at the microvalve 10, the fluid can flow around the valve flap 11 bent open by the mechanical prestress Flow passage 13 flow. In a preferred exemplary embodiment of the present invention, the tendency towards opening forces acting on the valve flap 11 due to the mechanical preload are designed such that these forces keep the microvalve 10 in an open state as long as the pressure of the fluid flow gezeichnet shown in FIG the mechanical preload does not exceed the set nominal pressure.

If, on the other hand, there are pressures that are greater than the nominal pressure, the valve flap 11 is closed even if there is no electrical actuation voltage (U = 0 V). The microvalve 10 according to a preferred exemplary embodiment of the present invention is thus self-closing at fluid pressures above the nominal pressure.

An electrical actuation voltage (U = OV), which is necessary for actuating the valve flap 11 in the closing direction, can be kept small by means of an electrostatic traveling wedge 18, ie by the configuration of electrostatic forces between the valve flap 11 and the support structure 12. Since the valve flap 11 and the support structure 12 in the connection region thereof are essentially separated from one another only by the thickness of the coating 17, high electric field strengths occur between the valve flap 11 and the support structure 12 in this region even with small actuation voltages. When the valve flap 11 closes, the region of the high field strengths moves with the region in which the valve flap 11 is already arranged essentially parallel to the support structure 12. This can result in very low actuation voltages (U <50 V) can be realized since the electrostatic moving wedge 18 supplies the essential portion of the closing forces. In conventional, active, normally open microvalves with electrostatic switching forces, there is a constant spacing of a few micrometers between the valve flap and the support structure, so that a relatively high actuation voltage of approximately 180 volts is required for switching, since there is no electrostatic moving wedge here. The operating state with the valve flap 11 closed is shown in FIG. 1b in the form of a basic cross-sectional view.

Die Abstände zwischen benachbarten Abstandshöckern 21 liegen in der Größenordnung von 500 µm bis 2000 µm.A second exemplary embodiment of a microvalve 10 with a prestressed valve flap structure is shown in an enlarged, basic cross-sectional view in FIG. 2. In this exemplary embodiment, small spacing bumps 21 are fitted either on the prestressed valve flap 11 or on the support structure 12 or on both. The height of these spacer bumps 21 can be of the order of 0.1 μm to 1 μm, the cross-sectional dimensions of the spacer bumps 21 being of the order of 10 × 10 μm 2 to 100 × 100 μm 2 . The distances between adjacent bumps 21 are in the order of 500 microns to 2000 microns.

The function of the spacer bumps 21 is to minimize the direct contact area between the prestressed valve flap 11 and the support structure 12 in the case of a closed microvalve 10, that is to say when an electrical actuation voltage is applied or the nominal pressure is exceeded, in order to minimize sticking effects caused by the penetration of Minimize charges in the insulation at large field strengths. The spacer bumps 21 are either applied by a deposition process (eg sputtering) or etched out of the silicon material of the valve seat 15 or the valve flap 11. In contrast to the embodiment just described, the spacer bumps can also lie below the base layer.

Fig. 3a zeigt eine an benachbarten Kanten zweiseitig eingespannte, mechanisch vorgespannte Ventilklappe 11a. Fig. 3b zeigt eine an gegenüberliegenden Kanten zweiseitig eingespannte, mechanisch vorgespannte Ventilklappe 11b. Fig. 3c zeigt eine dreiseitig eingespannte, mechanisch vorgespannte Ventilklappe 11c.3a to 3c, three further embodiments of mechanically prestressed valve flaps 11 are shown in perspective. 3a shows a valve flap 11a that is mechanically prestressed on two sides at adjacent edges. 3b shows a mechanically prestressed valve flap 11b, which is clamped on two sides on opposite edges. 3c shows a mechanically prestressed valve flap 11c, which is clamped on three sides.

The mechanical pretensioning of the valve flaps 11a-c realizes a structure in which an electrostatic moving wedge 18 can act. The clamping of the valve flaps 11a-c can be interrupted one or more times at the edges in order to make the valve flap structure more flexible. The advantage of a valve flap 11 clamped on two or three edges is that such valve flaps 11 are more robust than pressure surges.

If the manufacture of microvalves is not limited to anisotropic etching of 〈100〉 silicon with KOH, valve flaps 11 of any shape (round, oval, triangular, etc.) can be produced, each of which does not have the valve seat 15 in some places are connected and can bend there due to the mechanical preload. The valve flaps 11a-c can because of the wedge structure, i.e. due to their not parallel arrangement to the support structure 12, close the passage opening 13 with relatively small actuation voltages.

An advantage of the present invention over conventional valve variants is that the opening forces of the valve flap 11 and thus the normally open ("normally open") position is set by the mechanical prestressing of a coating 17, with the known open position in other known valves the valve flap structure is suspended must become. The suspension of the valve flap structure limits further miniaturization in known microvalves. In contrast, microvalves according to the present invention can be manufactured with very small dimensions (eg 3 mm x 3 mm), whereby the manufacturing costs are kept low.

The opening forces in the valve flap 11 of the present invention are primarily determined by the mechanical prestress in the masking layer, as a result of which the opening forces are independent of the geometry of the valve flap structure.

A common problem is the leakage rates of the microvalve 10, e.g. because of the tilting of the valve flap structure relative to the support structure 12. In the microvalve 10 of the present invention, tilting is much less likely since two plane-polished structures are fastened to one another, whereby very good sealing properties are achieved.

Any sticking effects that may occur due to the penetration of charges into the insulation at high field strengths can be a problem when operating a microvalve. These effects can be prevented by a bipolar control of the microvalve 10 and by the implementation of the spacer bumps 21, which were described previously.

The flow through the microvalve 10 can be calculated from a model based on the mechanical preload of the preloaded valve flap 11. Important optimization parameters for the microvalve 10 according to the invention are: mechanical prestressing of the coating 17, thickness, length, width of the valve flap 11, position and shape of the passage opening area, position and shape of the fluid flow Φ, thickness of the coating 17. Important operating parameters are: inlet and outlet pressure and actuation voltage. Important fabric sizes for the model are: adiabatic coefficient, density and viscosity of the fluid to be controlled. The electrostatic closing forces can initially be estimated using simple models, with models for electrostatic pump operation being modified accordingly.
